چکیده

Patterning nanoscale features requires advanced lithographic techniques that involve redesigning the traditional photolithographic process. As feature dimensions shrink below 30 nm, the fidelity of the transferred information using current resists may not meet manufacturing requirements, particularly with respect to control over the size and shape of the patterned features (e.g. critical dimension control and line edge roughness). We are investigating the integration of self-assembling block copolymers into the lithographic process such that the materials themselves contribute valuable information towards the desired ends. At the same time we retain essential process attributes such as pattern perfection, registration and the ability to pattern non-regular device-oriented structures.

Detection of Polymer Brushes developed via Single Crystal Growth

Single crystals consisting various surface morphologies and epitaxial structures were applied to investigate the effect of other phase regions in the vicinity of a given tethered chains-covered area having a certain molecular weight of amorphous brushes. The designed experiments demonstrated that regardless of the type of surface morphology (patterned and especial mixed-brushes, homo and co...

Complex microstructures of ABC triblock copolymer thin films directed by polymer brushes based on self-consistent field theory

The morphology and the phase diagram of ABC triblock copolymer thin film directed by polymer brushes are investigated by the self-consistent field theory in three dimensions. The polymer brushes coated on the substrate can be used as a good soft template to tailor the morphology of the block copolymer thin films compared with those on the hard substrates. The polymer brush is identical with the...

Block copolymer assembly on nanoscale patterns of polymer brushes formed by electrohydrodynamic jet printing.

Fundamental understanding of the self-assembly of domains in block copolymers (BCPs) and capabilities in control of these processes are important for their use as nanoscale templates in various applications. This paper focuses on the self-assembly of spin-cast and printed poly(styrene-block-methyl methacrylate) BCPs on patterned surface wetting layers formed by electrohydrodynamic jet printing ...

Second Harmonic Generation Diagnostic of Layer by Layer Deposition from Disperse Red 1–Functionalized Maleic Anhydride Copolymer

Layer-by-layer (LBL) electrostatic assembly of poly-electrolytes is proving to be an increasingly rich and versatile technique for the formation of multilayered thin films with a wide range of electrical, magnetic, and optical properties. In the present work we synthesized a new nonlinear optical (NLO) maleic acid copolymer containing Disperse Red 1 moieties, built-up multilayer assemblies by a...

Kinetics of directed self-assembly of block copolymers on chemically patterned substrates

Chemically patterned surfaces have been successfully employed to direct the kinetics of self-assembly of block copolymers into dense, periodic morphologies (”chemoepitaxy”). Significant efforts have been directed towards understanding the kinetics of structure formation and, particularly, the formation and annihilation of defects. In the present manuscript we use computer simulations of a soft,...
